Hello,
TX300S4 with : Intel Xeon x5460 (3.16 GHz) 6M cache (Scalability 1-2 Processors).
TX300S4. with Intel Xeon E5420 (2.50 GHz) 12M cache (Scalability 1-2 Processors).
RX300S4. with Intel Xeon X5260 (3.33 GHz) 6M cache (Scalability 1-2 Processors).
RX600S4 with 4x Intel Xeon E7220 (2.92 GHz) 8M cache (Scalability 1-4 Processors, Socket Full).
RX300S4.with Intel Xeon X5260 (3.33 GHz) 6M cache (Scalability 1-2Processors).
does these models support for hyper-v or VMware?

Yes, Yes, Yes, Yes and Yes.
Simply navigate to http://ark.intel.com, enter each type info (e.g. X5460) into the top right search box, select the one single offer presented for each type, and search the Specifications for "Virtualization Technology (VT-x)".

You might not be able to operate each and every VERSION of Hyper-V and VMware (well, you know: VMware is a COMPANY name, and not a PRODUCT name...) on all of the CPUs you mentioned, but this would need to be determined with the specs of the Virtualisation Product's version docs. I'll leave that search task to you ;-)

hyper-v is required to dep features but I don't find anything on server documentations about that.

You'll find that by name "NX" as well, and in the Intel tables in item "Execute Disable Bit".
